北京大学彭练矛课题组利用“无掺杂”技术成功的构建了室温工作的高性能碳纳米管红外级联光探测器:探测器的沟道材料采用溶液法制备的高纯度半导体性碳纳米管薄膜,利用接触电极钯-钪构建光电二极管,结合虚电极(virtual contacts)技术显著的提高了器件的信噪比,器件的响应度达到108 V/W,探测率达到1011 Jone,可以和现有同波段商用探测器相比拟。
